With the Schottky barrier of a metal/semiconductor (MIS) structure, the depletion layer spreads in the depth direction directly beneath an electrode. The theoretical analysis of the thermal diffusion equation was applied to the photoacoustic (PA) signal model of the depletion layer. As a result, the thermal conductivity ratio characteristic of the PA signal of the depletion layer which spreads in the depth direction directly beneath the metal electrode was obtained. The amplitude ratio of the PA signal increased with the increase in the ratio of thermal conductivity and decreased with the increase in the thickness of the depletion layer.
